Mid-IR Intraband Photodetectors with Colloidal Quantum Dots

In this paper, we investigate an intraband mid-infrared photodetector based on HgSe colloidal quantum dots (CQDs). We study the size, absorption spectra, and carrier mobility of CQDs films. By regulating time temperature reaction during synthesis, have achieved regulation number electrons doped in conduction band. It is experimentally verified by field effect transistor measurement that dark current effectively reduced a factor 10 when 1Se state with two compared other doping densities. The film also measured as function thin detector, which could be well fitted Marcus Theory maximum 0.046 ± 0.002 cm2/Vs at room temperature. Finally, discuss device performance such photocurrent responsivity. responsivity reaches 0.135 0.012 A/W liquid nitrogen narrow band spectrum.
